    Abstract:

    We have employed atomic layer deposition to produce uniform films of Bi 2Se 3, which is a 3D topological insulator (TI), over 5 cm × 5 cm SiO 2-coated Si substrates. The crystalline properties of the films were characterized via Raman spectroscopy, x-ray diffraction, cross-sectional transmission microscopy, and atomic force microscopy, which confirmed the high quality of the films.     GaN PolarMOS is a vertical power transistor incorporating the unique polarization-induced bulk doping scheme in III-nitrides for the body p-n junction.     Abstract:

    We report a systematic study of thickness-dependent superconductivity and carrier transport properties in exfoliated layered 2H-NbS2. Hall-effect measurements reveal 2H-NbS2 is a p-type metal with hole mobility of 1–3 cm2 V−1 s−1. The superconducting transition temperature is found to decrease with thickness.
